M.Tech project work of Mr. Kaushik Powar and Mr. Venkata Komalesh Tadepalli, entitled "Maximum, effective, and average thermal resistance for GaN-based HEMTs on SiC, Si and sapphire substrates" has been published in Solid-State Electronics. This work is carried out in collaboration with IIT Madras and XLIM Lab France. The computed thermal resistance values are useful for heat-sink design and compact modeling. This work benefited by the Sentaurus TCAD access provided through the MeitY Chips-to-Startup (C2S) project led by Prof. Nagaveni S, IIT Dharwad.
